In this study, the graphene oxide (GO) meterials were produced using the graphite by chemical method. The structural and optical properties of GO films coated on the glass using the spin coating method were investigated. The band gap values of the GO films were determined as 2.26 eV and 2.34 eV. It was obtained grain size approximately 20.12 nm of GO structures with Debye-Scherrer equation. Graphene based field effect transistors (GFETs) were produced by using GO materials and polimers such as pentacene, poly(methyl methacrylate) (PMMA) and Poly-4-vinylphenol (PVP). The GFETs were prepared from the spin coating and thermal evaporation technique. The structural properties and electrical performances such as output and transfer characteristics of prepared GFETs were analyzed. It was observed that the GFET devices showed p-type semiconducting behavior. The electrical parameters of the devices such as mobilitiy, threshold voltage, Ion/Ioff ratio, sub-threshold swing value, photosensitivity, interface trap density and number of charge carriers per surface unit of the GFETs were calculated under dark and white light illuminations. The results indicated that the mobility (µ) value (0.375 cm2/Vs) of the p-Si/SiO2/GO/Pentacene GFET structure under dark was lower than that of the value (0.455 cm2/Vs) under 100 mW/cm2 illumination intensity and the interface trap density of GFETs was decreased with increasing of illuminations intensities.

Bu çalışmada, grafen oksit (GO) malzemesi kimyasal yöntem ile grafit kullanılarak üretildi. Döndürerek kaplama yöntemi kullanılarak cam üzerine kaplanan GO filmlerin optik ve yapısal özellikleri incelendi. GO filmlerin yasak enerji band değerleri 2.26 eV ve 2.34 eV olarak belirlendi. GO yapısının tane boyutu Debye-Scherrer denklemiyle yaklaşık 20.12 nm olarak hesaplandı. Elde edilen GO malzemesi ve pentasen, Poli(metil metakrilat) (PMMA) ve Poli-4-vinilfenol (PVP) gibi polimerler kullanılarak grafen tabanlı alan etkili transistör (GFET)'ler üretildi. GFET'ler, döndürerek kaplama ve termal buharlaştırma tekniği kullanarak hazırlandı. Hazırlanan GFET'lerin yapısal özellikleri ve çıkış ve transfer karakteristikleri gibi elektriksel performansları analiz edildi. GFET aygıtların p tipi yarıiletken davranışı gösterdiği gözlendi. Hazırlanan GFET'lerin mobilite, eşik voltajı, açma/kapama Ion/Ioff oranı, alt-eşik salınım değeri, fotoduyarlılık, arayüzey tuzak yoğunluğu ve yüzey birim başına yük taşıyıcıların sayısı gibi aygıtların elektriksel parametreleri karanlık ve beyaz ışık aydınlatma altında hesaplandı. Sonuçlar karanlık altında p-Si/SiO2/GO/Pentasen GFET yapısının mobilite değeri (0.375 cm2/Vs), 100 mW/cm2 aydınlatma şiddeti altında ki değerinden (0.455 cm2/Vs) daha düşük olduğunu ve GFET'lerin arayüzey tuzak yoğunluğu ve yüzey birim başına yük taşıyıcıların sayısı aydınlatma şiddetlerinin artmasıyla azaldığını gösterdi.
